摘要:CW Ar+ laser is used for recrystallization of LPCVD polysilicon films on SiO2 isolating layers. Experimental results show a significant increase in grain size from 200~500 to about 10μm and improvement in electrical properties. Enhancement-mode n-channel MOSFET is fabricated on laser recrystallized polysilicon films. For gate length of 12μm and gate width of 250μm, the transconductance gm, threshold voltage VT and field effect mobility μn are 580μS, 0.46V and 301 cm2/V·s respectively with source-drain leakage current per unit width IDW of 4.2×10-12 A/μm. Grain growth as a result of laser induced melting and resolidification process is responsible for carrier mobility improvement, which is mainly determined by the barrier height and the scattering effect of the defects at grain boundaries.

摘要:The AND-OR gate, a main basic logic unit of the Multicell-Type Logic (DYL) which appeared in recent years, has further been studied and analysed. A JFET bias constructure has been developed. The mathematical expression of average propagation delay of an AND-OR gate is derived and the relation between transistor gain and circuit parameters is established. In addition, the physical factor causing the low level increase in cascade has been discussed, The experiments have been made by using washing emitter technique. Typical average delay per gate is o. 3ns and product of delay and power consumption is 2.1pJ. The experimental results and theoretical analysis indicate that the Multicell-Type Logic circuits are quite promising in high speed bipolar logic circuits.
摘要:The paper presents a new type of loop, which uses first-order or second-order steady-state zero-error systems for locking, frequency multiplication and tracking. It was designed for the solving of a key problem. It is proved to be satisfactory in performance. The results of the theoretical analysis and the experiments are in agreement. The idea may also be helpful to the designing of certain special loops.
摘要:The one-dimensional inverse scattering problem has been reduced to the solution of an integral equation by the pioneering work of Gel’fand and Levitan, circa 1950. To date, closed form solutions to this problem have been obtained for a limited class of scattered data. We investigate two alternative approaches. The first technique involves leapfrogging in space and time to numerically solve the desired integral equation for many classes of scattering data. This novel method is simple and efficient. The second technique provides an approximate reconstruction under appropriate restrictions. Both methods are demonstrated with several examples.
摘要:A new structure for Npn GaAs heterojunction microwave bipolar transistor is proposed in this paper. The main feature of the structure is the adoption of a two layer n Ga0.4Al0.6As/Ga0.7Al0.3As double emitter instead of the normally used one layer n Ga0.7Al0.3As wide gap emitter. The layer of the low Al composition, acting as the wide gap emitter, is adjacent to the base resulting in a close matched heterojunction of the emitter and a low turn on voltage on the I-V characteristic of the transistor. The layer of the high Al composition and n+ GaAs cap layer form a system which can be easily controlled for selective etching by hot HCl. Therefore, the self alignment structure can be obtained. This structure not only reduces the dimensions of the transistor, but also simplifies the processing of the transistor remarkably while ensuring very good characteristics (fT=4.6GHz, fmag=3.7GHz).
摘要:Parameters A(v) and vdA(v)/dv are proposed in this paper to characterize the specific group delay and waveguide dispersion of LP modes in weakly-guiding optical fibers. They are more accurate than d(bv)/dv and vd2(bv)/dv2. Analytic expressions for u and its derivatives of single-mode fibers with power-law index profile have been derived, which offers an alternative approach of direct dispersion calculation for these fibers. This method could be extended to fibers with piecewise analytically expressable index profile. Fiber parameters for zero-dispersion are also discussed in brief.
摘要:By changing the parameters of corrugations(raidus, equivalent admittance and conical angle) in a special way, We can suppress the harmful modes or produce special high order modes, and improve the performances of horns. Horns are analyzed with their parameters changed continuously or in a broken-line manner, and their enginnering design formulas have been derived. As a practical example, both the theoretical and experimental performances of a complex multimode horn are given, and they are found in satisfactory agreement.
摘要:Since the integration level of the logical circuits developed to LSI and VLSI, the testing problem of the integrated circuits has become very complicated and critical. In order to reduce the cost for the test generation, the testability design for the circuit must be done in advance. But most of the existing design techniques for testability are suitable for certain special circuits, thus can not be used in the general case. Although the Guide Line technique can be applied to any circuit, so far the guide points are set manually and empirically, and usually the optimal improvement can not be achieved. This paper proposes an automatic Guide Line design technique based on integer linear programming, from which we can obtain the optimal testability design for the circuit. By running the program we got some experimental results which not only verify the correctness of the technique but also show that the suggestions of some authors are subject to further study.
摘要:The latest international research trend in DBMS is to go beyond specific data models toward the common DB system construction. After a detailed analysis of ANSI/SPARC and Paolo Paolini’s general structures, this paper introduces the concept of abstract operation, under which a variety of specific data models can be unified on the "internal schema-conceptual schema-abstract operation" structure.
摘要:A new algorithm for adaptive prediction error filter is presented. It takes the difference between adjacent data as the input rather than the data itself. A modified time domain orthogonal algorithm is used for updating the coefficients. Computer simulations show that the time of convergence and the mean-square error in the case of simulation are much smaller than those of the classical adaptive filter with Widrows LMS algorithm for both deterministic and random signal.
摘要:An efficient method of calculating the waveguide with two pairs of double ridges is suggested. It is based on the Green’s function method to solve the Helmhottz equations in three regions. Matrix equations are formed by using the Ritz’s functions and method of inner products. Solution of these equations yields the cut-off frequency and coefficients of the Ritz’s functions. Thus the fields can be completely described. The characteristic impedance of the waveguide system is calculated from the field expressions. Computed cut-off wavelengths are compared with experimental values given by Jull and computed fields compared with our measured results. Both show good consistency.
摘要:Periodic information extraction is a question frequently encounted in signal processing. A new method for the extraction of periodic information is proposed in this paper. Frequencies involved in such information are estimated by the maximum entropy spectrum method, and the corresponding amplitudes and phases are evaluated by trigonometric regression. Its application gives satisfactory results. An application example and the block diagram of programming are also given.
摘要:This paper describes the influence of both magnetization of substrate and length of coupling-line, on both the frequency characteristic of insertion loss and the frequency characteristic of differential phase shift of a multistrip device, and the magnetic interference in the multidigit stage-joint device. The factors mentioned above must be taken into consideration if one wants to extend the bandwidth of the multidigit device. The main properties of 3 and 4 digit ferrite microstrip shifters are also given.

摘要:Concerning the concepts of fault tree, it was suggested that the fault tree’s dual tree and success tree are two different concepts in Ref. [1]. However, in the foreign literature on fault tree, e.g. Ref. [2]. it has been pointed out that they are equivalent. The two conclusions are contradictory. The reason for this contradiction is explained in this paper.
摘要:A shift-multiplication property of delayed binary linear m sequences is derived in this paper. Some calculated methods with a positive integer multiplier are given. A simplified way of calculation of the delayed m sequences is provided by the shift-multiplication property. A shift-division property of delayed m sequences is also derived, which gives a very simple method for calculation of some very long delayed sequences.
摘要:An improvement of the measurement of the directivity of the directional coupler by the sliding short-circuit plunger method is presented. The measurement is carried out at any reflection coefficient of the practical microwave signal source, thus eliminating the mismatch. The method can be used for measuring the voltage standing-wave ratio and tuning match of the microwave signal source quickly.
