摘要:The RHT equipment, which was invented for RTP, can be applied to various RTP processes with satisfactory results. The mechanisms and optimal parameters of rapid thermal annealing of high dose implanted silicon, fabrication of shallow PN junctions, formation of silicide, reflow of BPSG and RTN of ultrathin oxide films have been discussed from a comprehensive point of view.

摘要:The paper presents a new high accurate camera calibration approach for 3-D computer vision system-named as DLTEAI (Direct Linear Transformation-Error Approximation I). To overcome shortcomings of digital image acquisition, we introduce a modified lens distortion model and a quadratic polynomials of system error approximation based on the posterior compensation in the DLTEAI approach. The stereo vision system with off-the-shelf CCD or TT cameras calibrated by DLTEAI has an average relative accuracy of 1/10000 over the field of view (300mm by 200mm) and the depth (0.8m-0.9m). The absolute location errors are less than 0.03mm, 0.04mm and 0.09mm in x, y and z directions respectively.
摘要:The principle of digital signal processing exploited in the engineering development of speech synthesizer Application Specific Integrated Circuit (ASIC) is reviewed in this paper. The work uses Adaptive Delta Modulation (ADM) to realize speech waveform coding and digital data compression. By employing semi-custom standard cell layout and CMOS process technology, the work achieves a speech synthesizer chip with 32kb on-chip ROM for 6 seconds speech duration.
摘要:The wave impedance and intervalley transfer ratio are introduced to solve the many-valley tunneling equations, so that a reflection formula similar to the transmission line theory is obtained. In stead of solving the coupling equations the calculation of wave impedance and intervalley transfer ratio not only reduces the calculation effort but also improves its accuracy. Through the calculation of actual quantum well the wave impedance and intervalley transfer ratio are obtained, thus giving a quantitative description for the quantum confinement, band mixing and intervalley transfer.

摘要:A new network model for the complementary lateral insulated-gate bipolar transistor CLIGBT is presented in this paper. The ambipolar transport equation in the wide drift base region of the PNP device is solved, in which conductivity modulation, latch-up and back injection as well as current multidimensional effects are accounted for. The new network model is, for the first time, implemented in SPICE3A7, which is used to simulate the static charateristics of CLIGBT at the different gate voltages of n-MOS and the different lateral resistance, and the dynamic behaviors of that at the different length of base and aspect ratio of PMOS. It is shown that the revised program can be used in the simulation for HVIC.

摘要:Based on the density matrix equations of three-level NH, molecular system, power density of FIR laser from mini-OPFIRL was calculated numerically by iteration method. Five OPFIRLs with sample tube 10cm, 5cm, 4.3cm, 3cm and 1.5cm in length respectively lase sucessfully.Longitudinal cavity effect and transverse feedback effect are proved to be active in mini-OPFIRL, and have important effects on the optimum operating gas pressure and spectral characteristic of mini-OPFIRL.
摘要:The properties, such as output pulse width and spectrum of actively mode-loc-"king semiconductor laser with an external grating cavity are studied in detail. The Optimization process of the parameters of the device influencing the pulse width is given. With sinusoidal microwave modulation, a fully mode-locked pulse train is obtained with the FWHM as short as 8.2ps, repeated frequency 961.06MHz, peak power greater than 150mW and tuning range greater than 10nm.
摘要:The quantum noise for semiconductor lasers in direct modulation (dynamic) is presented using small signal analysis. The analytic expressions for the AM and FM noise spectra are given for the first time. The quantum noise is affected by the modulation intensity and modulation frequency.
摘要:A kind of remote sensing method with low frequency, high directivity and high sensitivity has been given in this paper. The principle and key technology for designing transducer and its secondary instruments have been presented. The directional testing sensitivity will be very high, such as 120mv/μPa over the range of one meter in the air. Signal-to -noise ratio for this system developed by the author is 8 times higher than that of HP 4905 A type.

DPBD can get a global approximation algorithm from a local one and keep the precision to a definite range. At last, DPBD has been used to solve planar covering problem, thus the effectiveness of the method is Verified.
摘要:This paper presents a performance analysis and comparison between the Laplacian of binomial distribution (LOB) and the discrete Laplacian of Guassian (DLOG) edge detection operators in the space domain and frequency domain. When the scale space constants of the two edge detection operators are large enough, the characteristics in space domain and frequency domain and performances in image edge detection are almost the same. But when the scale space constants are smaller, the conclusion can be made that the performances of LOB operator are little better than that of discrete LOG operator after comparisons of central frequency, 3dB bandwidth and high frequency attenuation rate at cut off frequency in frequency domain. LOB operator may be considered as a discrete realization of LOG operator. The experiments are given to verify the correctness of analysis.
摘要:The paper first summarizes some basic performances of the neuron, gives the new explanation for the Hebb ’s law modifying the strength of the synapse control, obtains the conclusion that the timespace summation of neuron is only intermittant working. An artificial neural net is derived by directly simplifying the Hodgkin-Huxley equations governing the neuro. Lastly, an example is given that the multi-layer neural networks can realize the exclusive or assortment. This model has the primary performances of neuron, for example, the summafion, the latency and the refractory period.In addition, the model can be easily implemented by hardware and software in engineering.
摘要:In this paper, a theorem about the position’s distribution of the poles of the transfer voltage function of a two-port network with double-end connected load RC and! the zeroes and poles of the RC impedance and RC admittance’s product is presented. The mathematical model about the relation of the transfer voltage function between a network: with double- end connected load and its equivalent network with single-end connected load is deduced. By using the way of single-merging and double-resolving, a realization method of a. network with double-end connected arbitrary resistance-capacitance load is given.
摘要:A kind of solid super ionic capacitor, the ion injected capacitor, has been presented in this paper. It has a structure of "mix-conducting electrode /fast ionic conductor or mixing FIC and carbon polar electrode powders/mix-conducting electrode". We discovered that its capacitance is proportional to the amount of mixing electrodes, apart from existing in the eletric double layer. The Cu+ ionic conductor is used for the solid electrolyte, and Cu2Mo4S7.7 for mix-conducting electrode. The properties of this new model ionic super capacitor are: capacitance density is as high as 50F/m3, equivalent series resistance (ESR) is 40Ω, leakage current is 15μA, and decomposition potential is 600 mV.

摘要:A practical dynamic macromodel of analog multiplier suitable for the General Circuit Analysis Program SPICE is presented. The dynamic parameters of analog multiplier, such as 3dB small signal frequency band, vector error, rise rate, response of full power, input and output impedance, are simulated. Good agreement between simulation results and data sheet is obtained.
摘要:In this paper, at first we present a minimal K-vertex-connected augmentation algorithm for unweighted graphs and then adopt simulated successfully in the K-vertexconnected augmentation of any undirected weightedgraphs. An approximation algorithm of O (OK|V|4) is presented, which provides a new approach for the augmentation problem of weighted graphs.
