摘要:PET-GP model has been set up which can be used directly for the analytical program in SPICE circuit. The result indicates:there are two kinds of way which can be adopted to use PETGP model. In this paper,the parameter βF and cut-off frequency fT of this model have been calculated by using the structure parameters of the devices studied. The calculating value of fT and its experimented result have a better agreement. The calculation of βF indicates that the carrier recombination at polysilicon/monosilicon emitter interface for the studied devices is very strong,and the value of recombination velocity Sp is up to 106cm/s.

The advantages and disadvantages of all analog,all digital and digital-analog processing mode, used in general purpose neuro processors, have been studied. The structure of a digital-analog general purpose neuro processor has been developed. The performance/cost ratio of this general purpose neuro processor will be high.
摘要:A novel low latency and high throughput programmable tree architecture is proposed,which can efficiently implement both FSA and TSSA algorithms in motion estimation. In the proposed architecture ,the processing elements (PE) are reduced by 1/3 and the delay time of PE is decreased by a half compared to other architectures. Specific buffering structure (ME window) is employed to lower I/O bandwidth and decrease I/O pin count. Pipeline interleaving technique is employed to use the hardware 100%. Owing to these properties,the achitecture is very suitable for VLSI implementation.
摘要:As a key field of electronic hi-tech,the efficient management and flexible addition of special real-time devices,whose type and model as well as quantity and quality are increasing day by day with a surprising speed,are essential functions indispensable to any computer-based special realtime system.The driver module for dedicated peripherals has thus become an unavoidable hard nut to crack in designing any special real-time system.In the paper we present the design and implementation of real-time device driver interactive generator which we have developed on our own.

摘要:Based on numerical simulation, the nonlinear state equation of JAWS is linearized through linear approximation of phase differences at nodes. And then, analytical formulas describing the characteristics of voltage-state are derived from approximate state equation. The analytical description is in agreement very well with numerical simulation, and reveals clearly the dependences of isolation, fanout and oscillation on parameters of the gate. The oscillation on voltage-state results from the supercurrent in Josephson junctions,therefore,it may also exist in other superconducting logical gates composed of Josephson junctions,whose state is symbolised as voltage.

摘要:Travelling wave rate equations have been used to study the optical bistability of the two-segment laser diodes.Closed form solutions for photon flux inside the cavity have been deduced and some aspects of the bistable lasers discussed.

摘要:The transit times in the silicon microwave power transistors with the novel structure of N+IP emitter are regionally calculated by one-dimensional numerical simulation. The results indicate that its low current characteristics of the cut-off frequency fT can be obviously improved.

摘要:The transimission of 780nm Rb Faraday resonance optical filter(Rb-FROF) is measured experimentally and analysed theoretically as a function of the density of atoms and the intensity of magnetic field.The experimental results show that the tuning capability of Rb-FROF by changing the magnetic field is about 100GHz/T,the coefficient of transmission more than 40%,the bandwidth 0. 001nm ̄0. 01nm,and the rejection better than 10 ̄(-4).
摘要:A normalized EDFA gain formula is derived by introducing a parameter Xi, describing the deviation of EDFA parameters from their stable values. The results show that using Xi as the criterion of systern singal-restoration characteristic is simple and practical.For terrestrial systems where EDFAs are less saturated, optical power can regain 90 percent of its original value within 3 stages when the system suffers a 3dB dip. System BER varies with perturbation location. A less saturated EDFA wousld result in a worse BER under perturbation ,and this should be seriouly considered in system design.
摘要:A comprehensive analysis of noise figure of Erbium-doped fiber amplifier(EDFA)has been carried out by including signal shot noise,amplified spantaneous emission (ASE) shot noise,as well as signal-ASE beat noise and ASE-ASE beat noise. Through numerical simulation, we can obtain some useful results under different input singal power and pump power level.We believe that these results will be a major advantage in determining the EDFA’s operation condition and design.

摘要:The effect of implantation dose, implantation methods (Single implantation,Sequential implantation)on characteristics and structures have been described by techniques of RBS and TEM. Especially the transition region of Si/SiO2 interface is emphatically studied. The results show that the sequentical implantation and annealing(compared with single implantation in the same implantation dose)can not only evidently improve the quality of top layer and buried layer of SIMOX,but also evidently reduce the width of Si/SiO2 interface transition region.
摘要:We report a-Si:H thin films prepared by layer-by-layer deposition. The influences of deposition rate,sublayer thickness and H-plasma treatment of film properties were studied. Our results indicate that H-plasma treatment can induce the samples changing from amorphous to microcrystalline phase ,and also shift the Fermi energy level upwards or downwards,depending on the deposition and H-plasma treatment conditions.a-Si: H with higher photosensitivity and stability can be obtained under lower deposrtion rate and smaller sublayer thickness combining with suitable H-plasma treatment.
摘要:Effect of external optical feedback on strongly coupled external cavity semiconductor laser is theoretically analyzed for both coherent and incoherent external optical feedback. The results show that the critical tolerable level of external optical feedback can be greatly increased by about 20dB for strongly coupled external cavity semiconductor laser compared to solitary laser diode.It is also obtained that long external cavity length and strong external cavity coupling are beneficial to resist feedback for external cavity semiconductor lasers.

摘要:A modified formula for the locking bandwidth in an injection-locked semiconductor laser is presented by consideration of the influence of nonlinear gain. The lower limit of the frequency detuning for the laser stably operating will be reduced by this influence, especially for a laser with large bias current or with large nonlinear gain coefficient.

摘要:A three-layer mechanical model is presented for a quartz crystal humidity sensor and a formula is deduced for calculating the relationship between surface sorption and frequency shift of a coated quartz crystal resonator. Experiments have proved that this formula is more identical with experimental results than G. Sauerbrey’s formula, and it can also be applied to other quartz crystal gas or ion sensors.
摘要:A CCII-based fully integrated universal MOSFET-C continuous-time filter is proposed.The proposed circuit can realize generic transfer functions such as lowpass,bandpass, highpass,band rejection and allpass.It achieves MOS non-linearity cancellation and does not require the use of fully balanced structure. The paseband sensitivity is rather low.

摘要:The structure and performance of the external pressurizing capillary ultrafiltration modules are described and compared with internal pressurizing capillary ultrafiltration modules. The colloidal silica ,bacteria and endotoxin with diameter greater than 70 can be removed completely by the external pressurizing capillary UF modules ,which can meet the requirement of VLSI,therefore,they are excellent to by used as a final step in the polishing system.
摘要:The characteristic of annealed proton-exchanged optical waveguides in LiNbO3 was reported. The refactive-index profile before and after annealing was calculated with IWKB method.We found that a generalized Gaussian function is suitable to the IWKB refractive-index profile.It was found in experiments that the modes disappear when annealed under higher temperature for longer time.

摘要:An oxygen sensitive YSZ-Gate MOSFET is new type oxygen sensor, The sensor is fabricated by depositing a thin layer of YSZ(Yttria-Stabilized Zirconia)on a gate insulator of FET.The response mechanism of the sensor is introduced and the influence of crystal structure of YSZ solid electrolyte on its electrical conductivity is discussed.The results of microanalysis and the rapid response with time are also given.
