摘要:The parallel algorithms of layout parameter extraction on Transputer parallel accelerator in VLSI CAD are described.In the algorithms the region parallelism of graphic operation is utilized.The layout is partitioned into a number of slices and each slice is sent to a processor.The parameter extraction is parallelly implemented on all silces.In order to keep load balance between processors,every partitioned slice contains the same number of graph vectors.The computional results indicate that the load balance between processors is quite satisfactory and the execution time is remarkably reduced.Since the Transputer parallel accelerator possesses excellent ratio of performance to cost,the realization of parallel parameter extraction is of significant value.
摘要:A new approach is proposed to reduce random test sequence length.After the distribution of faults to be hard detected(worst faults) in the circuit is found,non-uniform probability"1"signals are applied to the primary inputs in the circuit so that the detection probability of the worst fault reaches maximum.Finally,using the relation between input probabiity and fault detect probability,we propose a new algorithm to increase fault coverage and shorten the test sequence length.
摘要:The 1000V blocking capability of LDMOSFET which is suitable for HVIC(High Voltage Integrated Circuit) has been achieved using RESURF(REduced SURface Field) technique and conventional low-voltage IC technology.The design,structure,process and testing results of this high-voltage LDMOSFET are described.The effect of the length of gate metal extension over the drift region on the breakdown voltage of the RESURF LDMOSFET is investigated using experimental and analytical methods for the first time.

摘要:A new structure of silicon-unitized resonator is proposed and realized,which is made with SDB technique.Electostatic force is analized in this paper.The resonance frequency of the device is about 5.86kHz by experiment,and the Q-factor is above 600 in 10Pa vacuum.
摘要:A thin film submicron CMOS/SOS fabrication process has been developed.The process includes mainly DSPE(Double Solid Phase Epitaxy) technology-a method to get high performance of SOS material,double layer resist lithography and RIE submicron polysilicon gate process,thin gate oxidation process using H2-O2,and RTA(Rapid Thermal Annealing) technology.High performance fully depleted CMOS/SOS devices and 19-stages CMOS/SOS ring oscillators with 177ps stage delay have been obtained using the process.Remarkable improvement of performance of thinfilm fully-depleted CMOS/SOS devices has been achieved.
摘要:The theoretical analysis and experimental research are made in detail on trade-off relationship between turn-off time and on-state voltage drop of the new type of polysilicon-contacted thin emitter thyristors by using the asymmetrical pin diode model and making comparisons with the conventional thyristors.The numerical calculations and experimental results show that under suitable thickness and total impurity amount of the thin emitter,not only can the turn-off time be shortened by a factor of around 1.5 compared with that of the conventional thyristors,but also the on-state voltage drop of devices is lower than that of the conventional thyristors.More significantly,when the lifetime of minority carriers in the nB base is decreased to a suitable value,the turn-off time of devices can further be shortened up to 1/2.5~1/3 of that of the conventional thyristors without the on-state properties of devices being deteriorated.

摘要:This paper analyzes temperature characteristics(27℃ to high temperatures) on short channel MOSFET threshold voltages and gives calculation formulas of their temperature coefficients.From computing results,it may be concluded that with channel length shortening,threshold voltage temperature coefficients of short channel MOSFETs decrease.Like a long channel MOSFET,at a relative wide temperature range,the threshold voltage temperature coefficient of short channel MOSFET can be considered as a constant and a linear expression is used to describe temperature characteristics of threshold voltages.

摘要:Based on the investigation for unsyrnmetrical source-coupled pair of MOSFET,a new analog squarer is proposed.This paper describes circuit structure and presents the theoretical analysis.The SPICE simulation results show that,for±5V power supply and over a ±4V input range,the full scale error is less than ±0.4%. For this circurt,the-3dB bandwidth is 33MHz.

摘要:A system architecture based on Transputer networks for parallel blackboard model is presented,where an item called "blackboard-relay"is proposed.As a result,parallelism and modularity have been improved as compared with traditional blackboard models.Based on the architecture,a realtime blackboard model testbed-CPES is implemented,and a parallel expert system tool language-V languge is designed which supports kinds of blackboard testbed operations.Consequently,performances of CPES such as problem solving time and overheads at the parallel executing state have been tested and useful results have been reached,which show good features and performances of CPES as a real-time blackboard model testbed.

摘要:On the basis of Hopfield neural network,this paper proposes a method to represent job-shop scheduling in FMS with linear Hopfield neural network,and sets up the Energy Function and neuron state equation.The convergence of this method and the relation between the coefficient of Energy Function and iterative step have been theoretically proved.The satisfactory results of software simulation calculation show that this method is efficient.
摘要:The training process of Kohonen neural network is firstly divided into two phases,the formation phase of self-organizing topology preserve mapping and the post-training phase.Then an investigation is made into the topology preserve property,the neighborhood relationship,the competition and the division of receptive field of the neurons in the post-training phase.Furthermore,the quantitative analysis of probability distribution is given to the one dimensional neural array in the case of arbitrary distribution input,and the iterative formulas of the stated weights of neurons are obtained. Finally,the explicit solution of the static weights is presented to the uniform distributed input.

摘要:A new learning algorithm for feedforward neural networks based on the hybrid GNBFGS method is presented. The algorithm combines the better features of both Gauss-Newton and BFGS methods,which make use of the special structure of the problem,and the order of convergence is superlinear even quadratic.It gives faster and more reliable learning property compared with the BP algorithm.By making use of the feature for distinguishing the non-zero-residual and zero-residual problem of hybrid GN-BFGS method,a technique to adjust the number of hidden units in learning process is proposed to ensure learning and generalization capabilities of networks.The results of sample systems show the effectiveness of the algorithm.

摘要:High Frequency Network Averaging(HFNA),in which the elements whose currents(or voltages) vary very fast are replaced by dependent sources controlled by low-frequency variables,is presented in this paper.A nonlinear invariant equivalent circuit of Quasi Resonant Converter(QRC) is obtained.This new approach and its resulting models are circuit-oriented and helpful to the analysis and design of QRC.

摘要:This paper presents the decimator and lowpass filter in 18 bit Σ△A/D with an oversamplng ratio of 128.The decirnator consists of 5th order IIR and FIR with decimation of 32 between IIR and FIR,and the lowpass filter has two wave digital filters.To compensate the degradation of decimator in passband,a sinc corrector is applied after the decimator.

摘要:This paper considers in detail the response of CCII based MOSFET-C continuoustime bandpass filter at high frequencies using the pole analysis.The dominant pole deviation reflects directly the effects of distributed capacitance of the MOSFETs and the nonideality of CCII on the dominant pole frequency ωp and quality factor Qp.The analyses are verified with computer simulation.

摘要:The method of testability design for BiCMOS circuits is proposed.Compared with conventional methods,it has higher testability and lower cost of hardware.Only adding one extra MOS transistor and two control ports,it can effectively detect all open and short faults in BiCMOS circuits with single test vector.The method reduces the time consumed for generation and it can be widely used in iC design.
摘要:The conception of minimum complete set of interconnection matrix is proposed.It reveals the inner relationship among different kinds of interconnection primitives on planar VLSI systolic arrays. The application of this conception to the design of systolic arrays could reduce the computational complexity of solving space hyperplanes greatly,so that the feasibility of automatic design of VLSI system based on the data dependency-hyperplane method is improved.
摘要:An auto-alignment system of the chip marks for the electron beam lithography is described.The system consists of the scanning controller,the gathering image subsystem,the calculation unit of the correlative position of the marks,and the correction subsystem of the position and angle.Using this system,the accomplishment aligninent of two marks takes about 11 seconds,the minimum corrected angle is 0.014 degree,and the achieved registration overlay accuracy is 3σ≤0.07μm.
摘要:If we can reproduce the given colors accuately on a general computer VGA monitor,the computer display system will become a convenient and cheap tool for the research in the fields of chromatics,color vision,printing and dyeing.For this reason,the color space of computer display sysrem should be calibrated first.Meanwhile,the major difficulties are the nonlinear feature involved and the interaction among R,G and B channels of the display system.We investigated the tricolor interaction rules on several different models of monitors,then proposed the formula and parametric calibrating method so that given color can be displayed on VGA monitors without any need of human intervention.This will provide a good base for the widespread application of this approach- Experiments have proved that the approach proposed in this paper can substantially decrease the color difference between the given color and displayed color on screen to a degree acceptable for real use.
摘要:Under the consideration of the bandgap narrowing effect which is resulted from the heavily doping,we propose a new mathematic temperature model for the ionized fraction and the effective majority-carrier concentration.By using this calculative model,the current gain determined by the emission efficiency in silicon bipolar transistors is derived.The obtained results are in agreement with the experimental data.This provides a beneficial basis for the design of low temperature silicon devices.

摘要:An analytical model of current gain and cutoff frequency of polysilicon emitter bipolar transistors for low temperature operation has been derived in consideration of "grain boundary mobility medel".,"oxide tunneling medel","segregation model"and "band-bending"at polysilicon-silicon interface,and bandgap narrowing,carrier freezeout and trapping effect of shallow level impurities at low temperature.The temperature dependence of current gain and cutoff freqnency of this kind of transistor is analyzed theoretically,and the results are compared with experimental data at 300K and 77K.

摘要:The experiment data about 0.95μm wavelength high energy lumionous peak in 1.55μm InGaAsp/InP laser are analyzed.The results prove that the Auger compound of InGaAsP active region is the major cause of carrier leakage toward the two sides of InP restricted layer.It is also the main factor of the low T0 of1.55μm InGaAsp/InP DH Laser.
摘要:The measurement of dielectric properties of a material based on the reflection in an open-ended waveguide is a simple and nondestructive technique,which does not require extracting any sample of the material to be measured.The key of it is to determine the relationship between the reflection factor and the permittivity of the material measured.In this paper,the EM field in the vicinity of the aperture is researched by means of the Dyadic Greens Function and the characteristic modes.The reflection factor is computed by moment method as a function of the dielectric constant.The validrty of the theoretical results is proved by comparing the numerical evaluation with previous paper.
