摘要

本文给出了一种利用ＧａＡｓＭＥＳＦＥＴ负阻特性实现的微波单片（简称ＭＭＩＣ）有源滤波电路，并考虑到ＭＭＩＣ工艺兼容性，提出了一种ＧａＡｓＭＥＳＦＥＴ变容管结构，从而实现了滤波器的压控功能．文中还给出了单片电路的设计方法以及ＣＡＤ模拟结果．最后，加工完成了ＭＭＩＣ有源压控滤波器，整个电路芯片尺寸为０．９×１．８ｍｍ２．实验测试结果表明，文中给出的设计方法正确、有效．

Abstract

This paper presents a kind of the microwave monolithic active filter circuit with GaAs MESFET negative resistance property

and gives a GaAs MESFET varactor construction considering the MMIC procedure-compatibility.Therefore

the active filter has the voltage-controlled function. The design method of monolithic circuit and the CAD results are also given. Finally

the MMIC active filter with chip size of 0.9 × 1.8mm2 is fabricated.The experiment results show that the design method presented is correct and effective.
