本文对Tucker等的激光二极管小信号模型作了改进
进而用SPICE程序分析了由异质结晶体管(HBT)电路和激光二极管组成的单片集成光发射器的频率特性。通过分析
提取了适合于目前常规工艺的优化参数
并就此计算了优化后的OEIC频率特性。电路参数优化后的单片集成光发射器的频响接近单个LD的频响。
Tucker’s small signal model for semiconducter laser diode has been improved so as to be used for the DC and AC analysis of the OEIC with SPICE program. Using this improved model
the monolithic integration of a heterojunction bipolar transister driving circuit and a laser diode has been analysed. It has been shown that the base resistance Rb and the forward transit time tf are the most important parameters of HBTs which affect the frequency characteristics of the OEIC seriously. The frequency response of the OEIC will be reduced by 66% and 63%
if Rb is increased from 1Ωto 5Ω and tf from 0.5 ns to 1 ns respectively. Through the analysis
the optimized parameters which are suitable for the existing techniques have been extracted
and then
the frequency characteristics of it with the optimized parameters has been obtained
which indicates that the frequency response of the optimized OEIC is close to that of the single LD proper.
