本文从多模半导体激光器速率方程出发,在假定光谱分布具有高斯形式的前提下,得到一个简单的多模半导体激光器电路模型,该模型对于进行光电集成回路计算机辅助分析尤为适用,可加入到现有电路模拟软件中,亦可在开发新软件中采用。作为模拟实例,用该模型模拟了一种双沟槽隐埋异质结(TBH)结构激光器,模拟结果和已报导的实验结果很接近,并分析了该种激光器阈值电流和发射光谱对腔长的依赖关系。
