摘要

本文介绍了采用国产GaAs Gunn二极管的工作频率在120～140GHz的谐波振荡器

其在120GHz与139GHz下的功率输出分别为13.5mW和3.5mW。

Abstract

GaAs Gunn harmonic oscillators operating from 120GHz to 140GHz are presented.The oscillators deliver an output power of 3.5mW at 139GHz and 13.5mW at 120GHz.The active n-region of the devices used is 1.6-2.0μm in length

with carrier densities of 0.9×1010 to 1.3×1010cm-3. These packaged GaAs Gunn diodes are commercially available in China.
