摘要

本文首次用半经典理论给出了集成外腔（IEC）半导体激光器（LD）的量子AM和FM噪声谱。指出IEC LD的噪声特性主要取决于有源区和外腔的长度及折射率的变化。

Abstract

The quantum AM and FM noise spectra of an integrated-external cavity （IEC） Semiconductor laser （LD） are presented for the first time semiclassically. The noise characteristics of an IEC LD depend mainly on the lengths of the active region and the external cavity and on the changes in the refractive index.
